Abstract
We have presented an analysis of the influence of the selectively etched tunnel junction on the emitted power in single mode electrically-pumped Vertical External Cavity Surface Emitting Lasers. We have applied a self-consistent model including thermal, electrical and optical sub-models combined with a diffusion model assuming spatial hole burning. In our analysis, we have shown that optimal size of the active area defined by the tunnel junction ring, which supports the fundamental mode emission, is 18 μm. Additionally carefully designed tunnel junction in the form of the coaxial rings reduces the detrimental current crowding effect and increases the emitted power of a single-mode regime.
