Abstract
In this article, we present a multidomain phase-field based compact model for Ferroelectric / Antiferroelectric / Dielectric (FE/AFE/DE) mixed phase capacitors. We have considered a random distribution of different phases in 2D to develop a SPICE-compatible model following Kittel’s two-sublattice theory. We demonstrate that with proper adjustment of the gradient energy coefficient, a 1D model can accurately reproduce the results more than 75 times faster than the 2D models. The developed model can capture the endurance effect in ferroelectric capacitors emerging from the change of phase composition during cycling. Besides, we also theoretically demonstrate that the presence of dielectric phase in ferroelectric samples can produce strong depolarization field and cause pinched hysteresis loop similar to that of antiferroelectrics.
